摘要: 研究了S01衬底上SiGenpn异质结晶体管的设计优化.给出了器件基本直流交流特性曲线,分析了与常规SiGeHBT的不同.由于S01衬底的引入使S01SiGeHBT成为四端器件,重点研究了衬底偏压对Gummel曲线、输出特性曲线以及雪崩电流的影响.最后仿真实现材料物理参数和几何物理参数对频率特性的改变.结果表明SOISiGeHBT与常规器件相比具有更大的设计自由度.SOISiGeHBT的系统分析为毫米波S01SiGeBiCMOS电路的设计提供了有价值的参考.Abstract: The paper deals with the design optimization of SiGe heterojunction bipolar transistor (HBT) on thin film silicon-on-insulator (SOI). The basic DC and AC current characteristics are obtained and the differences between the SOI and bulk SiGe HBT are analyzed. As the incorporation of SOI substrate makes the SOI SiGe HBT a four-terminal device, the influences of the substrate bias on Gummel plot, output current and avalanche current are studied emphatically. Finally, the physical parameters of material and geometric param- eters of the device are discussed by changing the frequency characteristics. Compared with the bulk counterpart, the SOI SiGe HBT is designed and fabricated with a great degree of freedom for better performance. This systematic analysis of SOI SiGe HBT provides a valuable reference for the SOI SiGe BiCMOS circuit design and simulation.
